- Abstract
- 본 발명의 다양한 실시예에 따른 비휘발성 메모리 소자는, 기판; 상기 기판 상에 배치되는 제1 전극; 상기 제1 전극과 접하는 절연막; 상기 절연막과 접하는 반도체층; 및 상기 반도체층과 접하는 제2 전극을 포함하고, 상기 제1 전극의 적어도 일 부분이 상기 반도체층과 접하고, 상기 반도체층에 유도되는 ALES(asymmetrical local energy state)를 이용하여 구동되는 것을 특징으로 하는 한다. 본 발명의 다양한 실시예에 따른 비휘발성 메모리 소자의 구동 방법은, 반도체층에 주입된 전자의 순간적 가속에 의해 발생하는 ALES(asymmetrical local energy state)를 유도하는 단계; 및 상기 반도체층에 ALES를 제거하여 복원하는 단계를 포함할 수 있다.
