- Abstract
- 본 발명의 일 실시예에 따른 스커미온 메모리 소자는, 제1 방향으로 연장되는 제1 전류인가패턴; 상기 제1 전류인가패턴과 동일한 배치평면에서 배치되고 상기 제1 전류인가패턴의 일단에서 제1 방향을 가로지는 제2 방향으로 연장되는 제2 전류 인가패턴; 상기 제1 전류인가패턴 상에 배치된 스커미온 형성층; 상기 스커미온 형성층 상에 정렬되어 배치된 터널 베리어층; 및 상기 터널 베리어층 상에 정렬되어 배치된 고정 자성층을 포함한다. 상기 제1 전류인가패턴에 흐르는 면내 쓰기 전류는 상기 스커미온 형성층에 스커미온을 형성하고, 상기 제2 전류인가패턴에 흐르는 면내 지우기 전류는 상기 스커미온 형성층에 생성된 스커미온을 제거한다.
