Abstract
본 발명은 스핀 궤도 토크 메모리 소자 및 이의 제조 방법을 개시한다. 본 발명은 스핀궤도 활성층 상에 형성되는 자유층, 상기 자유층 상에 형성되는 터널 배리어층; 및 상기 터널 배리어층 상에 형성되는 고정층;을 포함하고, 상기 자유층은 면내 방향으로 비대칭 구조를 갖는 것을 특징으로 한다.
