Abstract
반도체 소자 제조방법이 개시된다. 본 반도체 소자 제조방법은, 반도체층을 마련하는 단계, 반도체층을 식각하여, 소스 구조, 드레인 구조 및 소스 구조와 드레인 구조를 연결하는 복수의 채널 구조를 형성하는 단계, 복수의 채널 구조를 덮도록 레지스트를 형성하는 단계, 레지스트에, 게이트 풋 패터닝 및 게이트 헤드 패터닝을 위한 전자빔 노광 공정을 수행하는 단계, 전자빔 노광 공정에 의해 노광된 부분을 제거하여 게이트 풋 패턴과 게이트 헤드 패턴을 형성하는 단계, 게이트 풋 패턴과 게이트 헤드 패턴에 게이트 물질을 증착하는 단계 및 레지스트를 제거하는 단계를 포함한다.
