Abstract
본 발명은 스핀궤도 토크 메모리 소자 및 이의 제조 방법을 개시한다. 본 발명은 적어도 둘 이상의 스핀궤도 토크 메모리 구조체가 제1 방향으로 전기적으로 연결되고, 상기 적어도 둘 이상의 스핀궤도 토크 메모리 구조체는, 상기 제1 방향으로 선폭이 변화되는 스핀궤도 활성층; 및 상기 스핀궤도 활성층 상에 형성되는 자기 터널 접합을 포함하는 것을 특징으로 한다.
