Abstract
모놀리식 3차원 집적 구조는 반도체 소자를 포함하는 하부 소자층, 상기 하부 소자층 상에 형성되는 층간 유전체, 및 상기 층간 유전체 상에 형성되는 상부 소자층을 포함한다. 상기 상부 소자층은 단결정 실리콘 박막을 포함한다. 상기 단결정 실리콘 박막은 도넛 형상 레이저가 비정질 실리콘 박막에 조사되어 상기 비정질 실리콘 박막이 결정화되는 레이저 결정화 방식에 의해 형성된다. 상기 도넛 형상 레이저의 도넛 형상은 소정의 두께를 가지는 원형 링 형상의 레이저 영역, 및 상기 레이저 영역 내부의 동심 원 형상의 결정화 영역을 포함한다.
