- Abstract
- 본 발명의 다양한 실시예에는, 모놀리식 3차원(Monolithic 3D) 구조에 적용할 수 있는 새로운 결정화 방법을 제공할 수 있다. 본 발명의 다양한 실시예에 따른 모놀리식 3차원 소자의 상부층 고결정화 방법은, 절연막이 형성된 하부 소자를 준비하는 단계; 상기 절연막 상에 비정질 실리콘계 층을 증착하는 단계; 상기 비정질 실리콘계 층 상에 쉐브론 패턴을 포함하는 마스크를 형성하는 단계; 상기 비정질 실리콘계 층을 쉐브론 패턴으로 패터닝하는 단계; 및 상기 패터닝된 비정질 실리콘계 층에 레이저를 조사하는 단계를 포함한다.
