- 본 발명의 일 실시예에 따르면, 기판 상에 배치된 제1전극; 상기 제1전극 상에 배치된 제1절연층; 상기 제1절연층 상에 배치된 플로팅(floating) 전극; 상기 플로팅 전극 상에 배치된 제2절연층; 상기 제2절연층 상에 배치된 제2전극; 및 상기 제1전극 및 상기 제2전극과 절연되어 배치되며, 상기 제1전극과 상기 제2전극 사이의 터널링 전류를 제어하는 게이트 전극을 포함하는, 터널링 트랜지스터를 제공한다.
